چکیده

n-channel power vertical double-diffused metal-oxide-semiconductor field-effect-transistor (VDMOSFET) devices were subjected to a high electric field stress or to a x-ray radiation. The current-voltage and capacitance-voltage measurements show that the channel-side interface and the drain-side interface are affected differently in the case of high electric field stress, whereas the interfaces are nearly uniformly affected in the case of x-ray radiation. This paper also shows that for the gated diode structure of VDMOSFET, the direct-current current-voltage technique measures only the drain-side interface; the subthreshold current-voltage technique measures only the channel-side interface; and the capacitance-voltage technique measures both interfaces simultaneously and clearly distinguishes the two interfaces. The capacitance-voltage technique is suggested to be a good quantitative method to examine both interface regions by a single measurement. © 2005 American Institute of Physics. Total-Ionizing Dose Mechanisms in Antimony based CMOS Transistors with High-k Dielectric

In this paper we present the effect of ionizing radiation on n and p-channel Antimonide based (Sb) based Quantum Well-Metal-Oxide-Semiconductor-Field-Effect Transistor (QW-MOSFETs). QW-MOSFET's were fabricated on n-channel InAsSb QW and p-channel InGaSb QW and then exposed to ionizing radiation. The n-channel InAsSb QW shows higher radiation sensitivity than the pchannel InGaSb QW due to enhanc...

Channel thickness dependency of high-k gate dielectric based double-gate CMOS inverter

This work investigates the channel thickness dependency of high-k gate dielectric-based complementary metal-oxide-semiconductor (CMOS) inverter circuit built using a conventional double-gate metal gate oxide semiconductor field-effect transistor (DG-MOSFET). It is espied that the use of high-k dielectric as a gate oxide in n/p DG-MOSFET based CMOS inverter results in a high noise margin as well...
